I have a big "soft spot" for Kevin Spacey as John Doe (Se7en) but the best would go to the cold open Christoph Waltz as Hans Landa (Inglourious Basterds).

The first one that instantly springs to mind for me, is Joffrey from Game of Thrones.

Otherwise, from the list it's gotta be Anthony Hopkins as Hannibal Lector, although I loved Heath Ledger as the Joker but it was a different more enjoyable kind of villany.
